Majorly working on Microscale multi-physics problems and focussed on developing models to resolve the process issues and proposing optimised solutions to improve yield and cost savings.3. Major projects worked:a. NCF voids simulation study to mitigate voids and understanding voids formation physics and parametric study for High bandwidth Memory (HBM).b. Simulation model development for simulating Die-lamination process for epoxy die attach process for BOC devices. The model predicts epoxy coverage, climb and other relevant parameters to improve product reliability. Further, proposing optimised design to improve the non-filling issues.c. Simulation methodology development and optimization of glue coating during post wafer finish(PWF) process, resulting in significant impact on process optimization and cost savings.
