About Jason Zhang
Widely recognized senior engineering technical leader with 28+ years of experience in the electronic packaging industry in package assembly, IC substrate, assembly materials and motherboard surface mount assembly. Since 2018, my focus has been shifted to advanced packaging: EMIB, 2.5D, 2.3D with TSV integration and 3D (uball and HBI) in global eco-system including Intel, other foundries and OSATs. Delivered EMIB technology with 36u FLI pitch. As the content expert of surface mount, developed second level interconnect methodology, defined design rules for package and motherboard, and more importantly traveled to all major ODMs to solve their line down issues. As a program manager, led major assembly/test development programs across nearly product segments, starting from definition all the way through full certification and transfer assembly/test technologies into high-volume manufacturing, including then world largest BGA package. Strategic thinker, innovator, problem solver, collaborator, and communicator comfortable working at the executive level with suppliers, customers, finance, product design, engineering, quality, reliability, and manufacturing. Technical leader with over 50+ patents/patent applications/publications/invited talks in the area of semiconductor packaging.
